GaN-on-silicon put through its paces
Macom had one of its Gen4 GaN on Silicon power devices working in an RF power amp. Macom booth personnel said someone had touched the original device on the first day of the show and destroyed it. This is a replacement. Macom says its GaN on silicon device is 70% efficiency and 19-dB gain. The demo circuit is a 100-W narrow-band tuned amplifier operating at 2.45 GHz for ISM applications.
